This repository contains the datasets, source code, and documentation associated with the paper: Device-scaling constraints imposed by the van der Waals gap formed in two-dimensional materials published in Science. The repository provides the data and analysis scripts used to study device-scaling limits imposed by the van der Waals gap in two-dimensional materials, including: Spatially resolved permittivity profiles from first-principles VASP calculations MoS₂ electrostatics, sheet density, and capacitances using a self-consistent 1D Poisson + LDOS framework Minimum effective oxide thickness (EOT) constraints imposed by tunneling through an insulator / van-der-Waals (vdW) gap using numerical WKB / complex-band transport Included files: data.tar — input datasets required to reproduce the reported figures and tables src.tar — analysis and post-processing scripts README.md — usage instructions and reproducibility details All scripts export CSV files with self-describing headers containing numerical settings, material parameters, sweep ranges, and threshold values to ensure reproducibility.
