Scattering parameters of Skyworks SKY65050-372LF at room temperature and 77 K from 100 kHz to 6 GHz

Measured using a Rohde & Schwarz ZNL6 vector network analyzer. The gate and drain of the transistor were biased using Minicircuits ZFBT-6GW+ bias-tees, supplied by a Stahl-Electronics BS 1-10 precision voltage supply. A TOSM calibration and 2x through de-embedding were performed, resulting in scattering parameters referenced to calibration planes up to the transistor's drain and gate pins. All scattering parameters were acquired at a drain voltage of 2 V and varying drain currents, adjusted using the gate bias. The measurements were performed at room temperature and at 77 K by submerging the test fixture into liquid nitrogen.
