This repository includes MATLAB files and datasets related to publication:S. Vecchi, A. Padovani, P. Pavan and F. M. Puglisi, "From Accelerated to Operating Conditions: How Trapped Charge Impacts on TDDB in SiO₂ and HfO₂ Stacks," in IEEE Transactions on Device and Materials Reliability, vol. 24, no. 2, pp. 194-202, June 2024, doi: 10.1109/TDMR.2024.3384056.
In this repository you will find two folders, one related to results for the SiO2 stack and another related to results for the HfO2 stack. Each folder includes MATLAB workspaces and files.
The SiO2 folder includes the following subfolders:
Current vs time: Data related to the current vs. time simulated traces in Fig. 7a, including the ON and OFF cases (i.e, considering or not considering the trapped charge term in the Poisson equation). A .m script is included to automatically plot the traces as in Fig. 7a. A .fig file for Fig. 7a is included as well.
Weibull plot: Data related to the TDDB distributions in Fig. 7b, including the ON and OFF cases (i.e, considering or not considering the trapped charge term in the Poisson equation). A .m script is included to automatically plot the distributions as in Fig. 7b. A .fig file for Fig. 7b is included as well. This folder includes also a subfolder named Eth with data related to the TDDB distributions in Fig. 8b, including the ON and OFF cases (i.e, considering or not considering the trapped charge term in the Poisson equation). A .m script is included to automatically plot the distributions as in Fig. 8b. A .fig file for Fig. 8b is included as well.
The HfO2 folder includes the following subfolders:
Current vs time: Data related to the current vs. time simulated traces in Fig. 11a, including the ON and OFF cases (i.e, considering or not considering the trapped charge term in the Poisson equation). A .m script is included to automatically plot the traces as in Fig.11a. A .fig file for Fig. 11a is included as well.
