Radiation hardness of a α-Ga2O3/FTO solar-blind photodetector against the 50MeV proton beam

This dataset provides the experimental results and theoretical simulation results of a newly proposed α-Ga2O3/FTO heterojunction structured solar-blind photodetector's radiation hardness against the 50MeV proton beam. The experiment results include the photocurrent, darkcurrent, responsibility performance of the device under different proton irradiation fluence. The results prove that such a Ga2O3/FTO photodetector show outstanding radiation resistance against high-energy protons. The theoretical simulation of the radiation effect is conducted using the SRIM/TRIM code. The vacancy distribution, the phonon distribution, the energy transfer from the beam to the matter, all of these information are provided here. The experiemental and theretical simulation results show good consistence.
