"This work presents a physics-based equivalent circuit model for the comprehensive evaluation and optimization of uni-traveling-carrier photodiode (UTC-PD) performance, founded on the carrier energy balance transport model while incorporating thermal and space charge effects. The model's reliability is validated by comparing its computational results with experimental data. It visually illustrates how various device parameters influence photodiode performance, providing an alternative approach to obtaining device equivalent circuits via S-parameters. This model offers critical theoretical guidance for the design and development of millimeter-wave sources or terahertz sources. Specifically, when optimizing a device with a 10-\u03bcm photosensitive mesa diameter under room temperature operation, 2.1 mA photocurrent, and 1 V reverse bias, the model demonstrates a significant increase in 3-dB bandwidth\u2014from the experimental value of 75.8 GHz to 161.6 GHz. Additionally, for a 3.6-\u03bcm mesa device, the optimized 3-dB bandwidth reaches 345 GHz."
