Dataset:[Simulation Exploration for Memristor Device]

Through the study of the characteristics of transistors in the subthreshold region, such as extremely small current and high intrinsic gain, etc., and the cognition of the dynamic characteristics and physical model of memristors, we propose a novel memristor emulator that can work at low power and has a relatively high speed. The memristor emulator integrates an operational transconductance amplifier (OTA), a MOS-C and a common-source amplifier with a diode-connected load, total 8 transistors. All MOSFETs except the diode-connected MOS operate in the subthreshold region to meet the low power consumption. Verification based on the 180 nm CMOS process and powered by a 1.8 V supply shows that the maximum operating frequency of the memristor can reach 4 MHz with a power consumption of only 0.51 µW.
