Facile Synthesis of Wide Bandgap ZrS2 Colloidal Quantum Dots for Solution Processed Solar-Blind UV Photodetectors

As a distinct two-dimensional (2D) layered transition-metal dichalcogenides (TMDs), ZrS2 nanosheets have displayed promising potential in electronic devices. However, it is still a challenge to synthesis novel ZrS2 nanostructures in high yield. In this paper, the novel ZrS2 colloidal QDs have been successfully synthesized for the first time by a facile one-pot method. The ZrS2 QDs with average size of 4.93±0.83 nm exhibit high crystallinity and uniform, keep good dispersion and stability in solvent. Besides, ZrS2 QDs exhibit the excitation-dependent PL behavior. As a proof-of-concept application, the UV photodetector based Au/ZrS2 QDs/Au on glass substrate was fabricated. The PD shows a low dark current of 2 nA, specific detectivity of 5.3 × 109 Jones, and good photoresponse speed of rise and decay times of 43 and 92 ms, respectively. The optoelectronic properties of the ZrS2 QDs show significant potential in photoelectric devices, such as photodetector, photovoltaic device, light-emitting diodes.
