器件散热能文件夹一般包含器件结温JPG和测试报告PDF文件。GaAS、GaN等半导体器件的结温严重影响器件性能和可靠性寿命,因此,进行其散热能力技术开发和表征测试十分重要。但由于GaAS、GaN等半导体器件的结温测试需要较高的空间分辨率,常规的方法难以满足其精确性要求。本项目基于建立拉曼光谱法和红外热成像相结合的半导体器件散热能力表征技术,有效保证了器件热源区的测试精度和测试便捷性,并对研发的高导热复合材料基热管器件的散热能力和热阻进行测试计算分析。
The device heat dissipation capability folder typically includes device junction temperature JPG files and test report PDF documents. The junction temperature of semiconductor devices such as GaAs and GaN significantly impacts their performance, service life and reliability, making the technical development and characterization testing of their heat dissipation capabilities critically important. However, junction temperature testing for these semiconductor devices requires high spatial resolution, which conventional testing methods fail to meet in terms of accuracy requirements. This project develops a characterization technique for semiconductor device heat dissipation capability that combines Raman spectroscopy and infrared thermography, which effectively ensures the testing accuracy and operational convenience of the device's heat source region. It also conducts tests, calculations and analyses on the heat dissipation performance and thermal resistance of the developed high thermal conductivity composite-based heat pipe devices.
