Dataset of latest developments in EUV photoresist evaluation capability at SSRF

The 08U1B beamline at SSRF provides the experimental platform for EUV photoresist evaluation,The performance of the transmission grating mask and the vibration control in the interference lithography experiment impact the quality of the interference fringe.Here, we present the original diffraction efficiency data simulated using Gsolver software, the original characterization images of fabricated transmission-grating-mask , the HP-15 nm original image produced through interference lithography experiment, and the beamline vibration data.

上海光源（Shanghai Synchrotron Radiation Facility，SSRF）的08U1B光束线为极紫外（Extreme Ultraviolet，EUV）光刻胶评估提供实验平台。干涉光刻实验中，透射光栅掩模（Transmission Grating Mask）的性能与振动控制效果直接影响干涉条纹的质量。本数据集包含使用Gsolver软件模拟得到的原始衍射效率（Diffraction Efficiency）数据、已制备的透射光栅掩模的原始表征图像、通过干涉光刻实验获取的HP-15 nm原始图像，以及光束线振动数据。
