Data underlying the publication: A Benchmark of Cryo-CMOS Embedded SRAM/DRAMs in 40-nm CMOS

This dataset contains all the data, processing and plots for the research in the paper: A Benchmark of Cryo-CMOS Embedded SRAM/DRAMs in 40-nm CMOS. This work investigates various custom CMOS embedded memory designs for use in cryogenic environments. A custom ASIC (application-specific integrated circuit) is used for the measurements at both room temperature (RT) and liquid helium temperature (4.2 K), containing eight different embedded memory designs connected to an embedded processor. The dataset contains MATLAB scripts used to interface with the measurement equipment, upload the embedded processor programs, save the measurement results, and plot the acquired data. All embedded processor programs, measured data (MATLAB workspaces) and scripts used to generate the figures found in the paper are also included.本数据集涵盖了论文《面向40纳米CMOS工艺的低温CMOS（Cryo-CMOS）嵌入式静态随机存取存储器（Static Random-Access Memory, SRAM）/动态随机存取存储器（Dynamic Random-Access Memory, DRAM）基准测试》相关研究的全部数据、处理脚本与绘图文件。本研究针对低温环境应用场景，对多款定制化CMOS嵌入式存储器设计展开了系统性调研。本次测量采用一款定制化专用集成电路（Application-Specific Integrated Circuit, ASIC），分别在室温（Room Temperature, RT）及液氦温度（4.2 K）下开展实验，该芯片集成了八款与嵌入式处理器相连的不同嵌入式存储器设计。本数据集包含用于对接测量设备、烧录嵌入式处理器程序、存储测量结果以及绘制采集数据的MATLAB脚本。此外，数据集还收录了全部嵌入式处理器程序、测量数据（MATLAB工作区文件）以及用于复现论文中所有图表的脚本。
