Benchmarks and database: A criterion for the sign of the temperature coefficient in GaN p-channel transistors

Source code: https://github.com/Tanvir-Mahmud-Mahim/gan-pfet-thermal-cooperativity CONTENTS. benchmarks/ holds the machine-readable output of the analysis (results.json), the analytic criterion compared against a DEVSIM two-dimensional drift-diffusion solution at 15 points across three channel partitionings with wall-clock timings (tcad_vs_analytic.csv), and the ceiling temperature against acceptor depth (ceiling_temperature.csv). database/ holds every numeric value taken from the three source Letters, each tagged with its paper and its location in that paper (published_values.yaml), plus the bias of an Arrhenius fit relative to the true acceptor depth as a function of compensation (arrhenius_bias.csv). dft_output/ holds the raw output of a periodic PBE calculation on wurtzite GaN at two fitting windows, so the convergence of the extracted hole masses is visible. PROVENANCE. Parameters are tagged measured, derived or assumed. Three quantities could not be verified against a primary source and are swept rather than asserted; no conclusion depends on them. No value was digitised from a figure image.
