This dataset is developed for research on high-efficiency fabrication of nitrogen-vacancy (NV) centers, with the goal of enhancing the precision of quantum sensing and measurement. Electron beam exposure is used to improve the generation efficiency of NV centers during ion implantation. The concentration of NV centers is characterized via a confocal imaging system, and test data are collected by measuring optical spectra with a spectrometer. Relevant research based on this dataset has been published in *Chinese Optics Letters* 18, 080201 (2020). The dataset mainly records fluorescence saturation curves, fluorescence spectra, variations in electron spin resonance (ESR) spectra, and X-ray diffraction data under different electron exposure doses. The total size of the dataset is 10 MB.
