By simulating and analyzing the carrier and optical field distributions of DFB (Distributed Feedback) lasers under static and modulated conditions, as well as the simulation data of output optical power and frequency chirp at the front and rear facets, this dataset guides the optimization of threshold current, modulation bandwidth and eye diagram quality of DML (Directly Modulated) chips, ensuring that the chip design meets the 50G PAM4 requirements. The data collection method is as follows: Under the Windows operating system, using the independently developed simulation software, a time-domain simulation model of DFB lasers is established based on the coupled-mode theory, and the time-domain simulation program under high-current modulation is completed. The design parameters of DML lasers, such as grating coupling coefficient, optical confinement factor, facet reflectivity and other related parameters, are obtained through simulation and recorded. The total data volume is 490 KB.
